摘    要:利用电子束反应蒸发(REBE)技术、多晶ZnO(纯度99.99%)陶瓷靶为原料、在NH3/H2混合气(NH3的体积比2.7 1%)环境下生长了ZnO纳米结构材料,研究了衬底温度对所获得ZnO纳米结构材料在表面形貌、结晶质量、Raman散射及荧光特性等方面的影响。结果表明较高的生长温度(~500℃)有利于获得ZnO纳米针/纳米柱,而在相对衬底温度(~400℃)较低时容易得到具有花状形貌的ZnO纳米结构。

Abstract:With technology of electron beam evaporation (REBE), adopting Polycrystalline ZnO (purity of 99.99% ) ceramic targets as raw materials, nanostrueture ZnO films are grown under the environment of NH3/H2 mixture ( NH3 volume ratio 2.7 1%). The paper studies influence of the lining temperature on the surface morphology, crystalline quality, Raman scattering and fluorescence characteristics of ZnO nano-stmctured materials. The result shows that the higher growing temperature ( - 500 ℃ ) are helpful to obtain the ZnO nanoneedles / nanocolumns, while the relative lower substrate temperature ( - 400℃ ) is easy to get ZnO nanostructures with flower-like morphology.
